Tesla's AI Hardware team is looking for a highly motivated IC Package Thermal Engineer who will be part of an IC packaging team responsible for delivering thermal solutions for Tesla's AI chip programs. This role involves thermal simulation for IC package and system as well as driving thermal material characterizations, data analysis, and development of new thermal enabling technologies. A successful candidate will have a strong background in IC package and system thermal engineering and be able to thrive in a highly dynamic environment.
- Design and develop innovative thermal solutions for advanced 2.5D/3D/3.5D IC packages and different systems to enable efficient cooling with low cost
- Perform thermal analysis for high power AI chips and drive thermal design/solutions at component and system levels
- Drive advanced thermal interface material development for package and system level applications including robot, automotive, data center and data center in space
- Design thermal test vehicles to mimic functional products and drive package/system level thermal characterization
- Collaborate with internal cross-functional teams and external vendors closely for effective project execution
- Assist in lab maintenance & operations, optimizing test setups for efficiency, and exploring innovative testing methodologies to support various ongoing projects
- Degree or equivalent experience
- Excellent engineering problem solving skills with strong physics/fundamentals and excellent project management skills
- Must have deep understanding and knowledge of thermal fundamentals
- Strong experience performing thermal material characterizations
- Strong experience in thermal prototyping design, manufacturing, and hands-on assemblies
- Strong experience in IC package thermal characterization
- Strong experience of working with internal and external x-functional teams

$188,000 - $414,000/annual salary + cash and stock awards + benefits
Pay offered may vary depending on multiple individualized factors, including market location, job-related knowledge, skills, and experience. The total compensation package for this position may also include other elements dependent on the position offered.
